The Samsung Exynos S20 990 SoC, a mobile processor that powers some of the latest smartphones, has been torn apart and analyzed in unprecedented detail. The result is a fascinating glimpse into the inner workings of this complex device.
At its heart lies a three-dimensional package-on-package (PoP) solution with flip chip interconnects, which allows for faster communication between different parts of the processor. This innovative design enables the Exynos 990 to pack an impressive amount of processing power into a relatively small space.
One of the key findings is the use of wire bonds to connect different components within the processor. These thin wires are surprisingly resilient and can withstand the stresses of repeated heating and cooling, making them well-suited for use in mobile devices that are subject to extreme temperature fluctuations.
The analysis also revealed the presence of intermetallic compounds (IMCs) at various points throughout the processor. IMCs are formed when different metals come into contact with each other and can have a significant impact on the reliability of electronic components. In this case, the formation of IMCs is actually beneficial, as it helps to improve the strength and durability of the wire bonds.
The researchers also took a close look at the packaging materials used in the Exynos 990. They found that Samsung’s proprietary epoxy molding compound (EMC) plays a crucial role in protecting the processor from environmental stressors such as moisture and heat. The EMC is designed to be highly flexible, allowing it to absorb shocks and vibrations without compromising the integrity of the processor.
One of the most interesting aspects of this analysis is the insight it provides into the design decisions that went into creating the Exynos 990. For example, the use of flip chip interconnects allows for shorter signal paths, which reduces the delay associated with data transmission. This in turn enables the processor to operate at faster speeds and more efficiently.
The researchers’ findings also highlight the challenges involved in designing and manufacturing complex electronic components like the Exynos 990. The need to balance competing demands such as processing power, energy efficiency, and physical size requires a deep understanding of materials science, electrical engineering, and computer architecture.
This teardown analysis provides a valuable opportunity for engineers and researchers to learn from the design decisions made by Samsung’s team. It also serves as a reminder of the importance of attention to detail and innovative problem-solving in the development of cutting-edge electronic components.
